摘要

研究了Ni含量对Au-12Ge共晶合金组织、欧姆接触性能的影响。结果发现

随着Ni含量增加

合金偏析加剧

最低接触电阻值先减小后增加

对应的欧姆接触热稳定性先变好后变差

Au-12Ge-3Ni/Au在425℃×1min的退火处理后接触电阻率最佳

为5.04×10

对应的Au-12Ge-3Ni/Au系统稳定性最佳。

Abstract

The effects of different Ni content on microstructure and Ohmic contact properties of Au-12Ge alloy were investiagted.The results reveal that the segregation of the alloy is enhanced

and the minimum contact resistance is decreased firstly and then increased

so the thermal stability of the corresponding ohmic contact shows a tendency of getting better first and then deteriorating with the increase of Ni content.The desirable specific contact resistivity of 5.04×10

-6

Ω·cm

of Au-12Ge-3Ni/Au with annealing at 425℃ for 1 min can be obtained

and the corresponding Au-12Ge-3Ni/Au system presents the best stability.
